快速热退火是用各种热辐照源，直接照射在样品表面上，迅速将样品加热至700~1200℃左右在几秒~几十秒的时间内完成退火。 它与常规热退火相比，有下列优点：样品在相同的保护条件下，可以使用较高的退火温度，这有利于提高注入杂质的激活率与迁移率，尤其适合大剂量注入的样品，因为大剂量注入造成的损伤严重，需要在较高温度下退火，瞬态退火可以减少注入杂质的再分布，形成陡峭的杂质分布或突变结，另外当退火温度要求不十分高时，样品表面无须用介质膜保护，简化了工艺。
